The LAM Hot Edge Ring is a plasma-facing consumable that surrounds the wafer at the perimeter of the electrostatic chuck inside a 300 mm plasma etch chamber. Sitting in the immediate edge environment of the wafer, it extends the effective process surface beyond the silicon, so that the sheath, the plasma density and the ion trajectories seen by the outermost few millimetres of the wafer resemble those seen across the bulk of the wafer’s surface. The term “hot” denotes its thermal state during processing: this ring is intentionally allowed to run at an elevated temperature rather than being aggressively cooled, which shapes the local thermal and chemical conditions at the wafer edge.
In a modern etch tool, the wafer edge is the single hardest region to keep within specification. Without a correctly engineered ring at this boundary, the plasma sheath bends sharply at the wafer’s edge, ion angles tilt, and etch rate, profile and critical dimension all drift across the last annular zone of die. The Hot Edge Ring is the component that absorbs this transition, presenting a controlled, sacrificial surface that conditions the edge plasma so the die nearest the wafer perimeter remain usable.
Because it is directly bombarded by energetic ions and exposed to aggressive fluorine, chlorine and bromine chemistries, the Hot Edge Ring is a scheduled consumable. It erodes predictably, and its condition is a direct lever on edge yield and on chamber-to-chamber matching across a fleet. ESCT supplies this ring under part number ES2099-011 as a 2nd-source NEW component, dimensionally and functionally matched to the original.
The ring’s job is to make the wafer edge behave, electrically and chemically, as though the wafer continued outward. It does this through a combination of geometry, material properties and its controlled thermal state:
Edge rings in this class are manufactured from materials chosen to survive direct ion bombardment while contributing minimal particle and metallic contamination. High-purity silicon and silicon carbide are common choices because they erode cleanly, sputter into species already present in the etch chemistry, and avoid introducing foreign metals into the process. The Hot Edge Ring’s material is selected for purity, controlled resistivity and a predictable, slow erosion characteristic so that its electrical behaviour stays stable over the service interval.
As a “hot” ring, this component is allowed to reach and hold an elevated operating temperature during plasma processing. That thermal state is not incidental, it tunes the chemistry and by-product behaviour at the edge, helping to balance edge etch rate against the centre and to control polymer or residue accumulation. Stable, repeatable thermal performance over the ring’s life is therefore as important as its plasma resistance, because edge temperature directly affects critical-dimension uniformity in the boundary die.
The condition of the Hot Edge Ring shows up directly in edge yield data and in fleet-matching metrics. A fresh, in-specification ring keeps the edge exclusion zone tight and the outermost die saleable; a worn or out-of-tolerance ring pushes the unusable annulus inward and degrades wafer economics. The downstream effects of ring condition include:
The dominant wear mode is steady erosion under ion bombardment. The ring thins and its upper surface and inner edge recede, gradually changing the height relationship between ring and wafer. As this geometry drifts, the edge sheath shape changes, ion angles tilt and edge etch results move out of specification. This is the wear that defines the scheduled replacement interval, and it is why the ring is tracked against a height or RF-hour limit.
Operating hot and cycling repeatedly between plasma-on and plasma-off conditions imposes thermal stress. Combined with mechanical handling during preventive maintenance, this can produce chips, hairline cracks or fracture, particularly at the inner edge. A cracked ring is an immediate particle hazard and a matching risk, and any handling damage found at installation is reason to reject the part rather than fit it.
Etch by-products and polymer can accumulate on the ring surface, and the surface itself roughens as it erodes. Both effects change local chemistry and electrical coupling at the edge, contributing to drift in edge etch rate and to flaking-particle excursions. When cleaning no longer restores stable edge behaviour, the ring has reached the end of its useful life and must be replaced.
Edge ring replacement is a routine but contamination-sensitive preventive-maintenance task. Always follow the tool owner’s qualified procedure and lock-out / tag-out requirements; the steps below describe the general sequence.
Because the Hot Edge Ring is a scheduled consumable, fabs run through them continuously and benefit from a reliable, cost-controlled supply that does not compromise edge yield. Sourcing this ring through ESCT offers several practical advantages:
It surrounds the wafer at the perimeter of the chuck and extends the plasma-coupling surface beyond the silicon. By keeping the sheath flat and ion angles consistent at the edge, and by running at a controlled elevated temperature, it makes the outermost die etch like the rest of the wafer, protecting edge uniformity and yield.
No. This ring is supplied as a 2nd-source NEW, OEM-compatible component. It is not an original LAM part and carries no OEM branding, but it is verified to match the form, fit and function of OEM P/N DB-716-443086-401-H.
“Hot” refers to the ring’s intended thermal state during processing. Rather than being aggressively cooled, it is allowed to run at an elevated, controlled temperature, which tunes the chemistry, etch rate and by-product behaviour at the wafer edge.
Replacement is driven by erosion. As the ring thins and its profile recedes, edge etch results and critical dimension drift out of specification. Most fabs track the ring against a height or RF-hour limit, or against edge etch and particle trends, and replace it at a qualified wear threshold or if cracking is found.
The standard lead time is 4-5 weeks. Because this is a recurring consumable, we recommend factoring this into your preventive-maintenance planning and holding suitable buffer stock so a ring change is never gated by supply.
Chamber matching depends on consistent edge geometry, which is why the ring is held to tight dimensional tolerances. Supplied to the original’s form, fit and function, the part is intended to drop into the qualified procedure; as with any consumable change, run your standard conditioning and qualification recipe before returning the tool to production.
The LAM Hot Edge Ring (OEM P/N DB-716-443086-401-H, ESCT P/N ES2099-011) is a plasma-exposed edge consumable that conditions the wafer-edge environment in 300 mm etch chambers. By extending the plasma-coupling surface past the silicon, controlling ion angles and running at a defined elevated temperature, it keeps edge etch rate, critical dimension and profile uniform across the outermost die. It erodes predictably under ion bombardment and is a scheduled replacement item with a direct line to edge yield, particle performance and fleet matching. ESCT supplies it as a 2nd-source NEW part on a 4-5 week lead time, giving fabs a cost-controlled, dimensionally matched alternative for a high-turnover consumable.
