The LAM Hot Edge Ring FLEX45, OEM part number 716-040738-120, is a plasma-facing annular consumable that sits in the wafer-edge region of LAM dielectric and conductor etch chambers. As a “hot” edge ring, it is designed to run close to the temperature of the wafer rather than being heavily heat-sinked, which keeps the thermal and electrical environment continuous across the boundary between the wafer surface and the surrounding chamber hardware. The “4.5T grinding” descriptor in its name refers to its finished thickness and the precision-ground form that establishes the correct height relationship to the wafer plane.
In a 300 mm plasma etch process, the outermost few millimetres of the wafer are the hardest region to control. Without a properly conditioned edge ring, the plasma sheath bends as it approaches the wafer edge, ion trajectories tilt, and etch rate and profile drift away from the centre-of-wafer target. The hot edge ring extends the effective process surface beyond the silicon, presenting the plasma with a continuation of the wafer environment so that the sheath stays flat and the electric field lines remain vertical right out to the device edge.
Because it is directly exposed to energetic ions, reactive radicals and elevated heat flux, this ring is a scheduled consumable. Its erosion behaviour and dimensional stability over a chamber campaign have a direct bearing on edge die yield, particle counts and chamber-matching performance, which is why fabs hold it as a recurring spare. The FLEX45 part is offered here as a second-source new component, manufactured to match the form, fit and function of the original LAM item.
The hot edge ring performs several coupled jobs at once. It is simultaneously a plasma-shaping element, a thermal boundary feature and part of the radio-frequency (RF) electrical path at the wafer perimeter. Its specific contributions include:
Edge rings of this class are produced from process-grade materials such as high-purity silicon, silicon carbide or quartz, selected to erode in a predictable, controlled way under fluorine- and oxygen-bearing plasmas. The objective is not zero erosion, that is impossible in a plasma-facing consumable, but uniform, slow recession that keeps the ring surface flat and the step height within tolerance for as much of a campaign as possible. Material purity is critical, because trace contaminants liberated by sputtering become metal or particle defects on the wafer.
The precision-ground 4.5T thickness, the inner and outer diameters and the seating face flatness all matter because they fix how the ring couples to the wafer plane and to the hardware beneath it. A ring that is out of flat, warped or incorrectly seated produces an uneven sheath and localised hot or cold zones. Stable thermal behaviour at operating temperature lets the hot ring track the wafer edge consistently from run to run.
Because the hot edge ring governs the most sensitive region of the wafer, its condition is felt directly in the data fabs care about. As the ring erodes and its step height changes, the edge process drifts, and the consequences accumulate:
The dominant wear mechanism is steady sputter erosion of the plasma-facing surface. As material is removed, the ring thins and the step height to the wafer changes, gradually shifting the edge sheath and the process result. This is the normal end-of-life path and is the reason the ring is tracked against an RF-hour or wafer-count limit and replaced on schedule.
Repeated heating and cooling, combined with the brittleness of ceramic and silicon materials, can drive micro-cracks that propagate into chips or fractures, particularly at edges and around any features. Mechanical mishandling during installation is a frequent contributor. A cracked ring is an immediate particle source and a process risk and must be removed from service.
Over a campaign the surface roughens and accumulates polymer and process by-products. Roughened or flaking surfaces shed particles onto the wafer, and uneven deposition alters local plasma and thermal conditions, degrading edge uniformity well before the ring is fully eroded.
Replacing the hot edge ring is a routine preventive-maintenance task, but it must be carried out cleanly and precisely to protect both the new part and the chamber. The following sequence reflects good practice; always defer to your site procedures and the LAM tool documentation.
Edge rings are predictable, recurring consumables, which makes them ideal candidates for a managed second-source spares programme. Holding qualified replacements on the shelf protects uptime and gives sourcing teams use against single-supplier risk. ESCT Fab Support offers the following advantages for this part:
It refers to the finished, precision-ground thickness of the ring (the “T” denoting thickness). That ground dimension fixes the step height of the ring relative to the wafer plane, which is what controls the edge plasma sheath and the resulting edge etch uniformity.
No. This is a second-source new component supplied as an OEM-compatible part. It is manufactured and verified to match the form, fit and function of LAM OEM P/N 716-040738-120, but it is not an original LAM-branded item.
Because it is designed to operate at a temperature close to that of the wafer edge rather than being strongly heat-sinked. Matching the wafer-edge thermal state keeps etch rate and polymer behaviour continuous across the wafer-to-ring boundary, which is important for edge uniformity.
Edge rings are normally tracked against an RF-hour or wafer-count limit and replaced before erosion shifts the process out of specification. Signs that replacement is due include drifting edge critical dimensions, degraded edge uniformity, rising particle counts, or any visible cracking, chipping or excessive surface roughening at inspection.
The typical lead time is 4-5 weeks. Because this is a recurring consumable, we recommend holding buffer stock aligned to your preventive-maintenance cadence so a replacement is always available when a chamber is opened.
The ring is built to the original dimensional and material specification so that it behaves equivalently in the chamber. As with any consumable change, we recommend following your standard qualification practice, running seasoning and checking edge process and particle results on qualification wafers, before returning the tool to production.
The LAM Hot Edge Ring FLEX45 (OEM P/N 716-040738-120, ESCT P/N ES2099-030) is a plasma-facing edge consumable that governs the wafer-edge environment in 300 mm LAM etch chambers. By extending and shaping the plasma sheath, providing a continuous RF termination and matching the wafer-edge temperature, its precision-ground 4.5T form holds etch uniformity, profile control and particle performance out to the device edge. As a predictable wear part, it benefits from a managed second-source spares strategy, and ESCT supplies it as a new, OEM-compatible component with a 4-5 week lead time to keep your etch tools running within specification.
